Short Description: Innovative electronic products are distinguished by functions with increasingly higher frequencies. Driving factors are broadband multimedia and wireless communication technologies in gigahertz range. These include satellite communication (LEOs and GEOs) and terrestrial communication, mobile communication with broadband data capability, airborne radar, automotive radar sensors for obstacle and distance for traffic control and automotive communication. Goal of MSE's particular task within this project was the cost optimised manufacturing of multifunctional substrates in LTCC-technology with housing integration (lead frames) flip chip interconnects and BGA interconnects, fine line structuring, buried passive components, cavities and vertical RF-shielding. Another task was the application of thin film structures on as fired LTCC surfaces in selected areas in cooperation with Reinhardt microtech.
